Its research, focused on NANOSCIENCES, covers diffusive phase transformations, microelectronics, magnetic properties, materials mechanics, and scientific instrumentation, particularly with the development of the Atom Probe Tomography, GPM's flagship instrument for 3D atomic-scale material analysis. Although fundamentally oriented, the research conducted often has industrial connections. GPM is notably part of the CARNOT ESP Institute (Energy Propulsion Systems), the Nextmove competitiveness cluster, the C’Nano competence center, and the CNRS IRMA federation. The Master’s project will take place in the "Functional Materials and Nanostructures" department, which works on the theme “Microelectronics: from material to failure.” Indeed, one of the research axes developed within the laboratory for over 10 years has been the analysis of failure and reliability of microelectronic components. Research activities on failure analysis and reliability at the lab frequently rely on industrial collaborations within the framework of the Nextmove competitiveness cluster or the Carnot ESP Institute, as well as in the Normandy Aerospace sector. **Description**: The aim of this internship is to study trapping phenomena and the reliability of the latest generations of GaN-based High Electron Mobility Transistors (HEMTs). Various methods exist for characterizing trap behavior in GaN HEMTs, such as Deep Level Transient Spectroscopy (DLTS)—including C-DLTS and I-DLTS for capacitance and current, respectively—A-DCTS (Athermal Direct Current Transient Spectroscopy), DLOS (Deep Level Optical Spectroscopy), transient Gate-Lag (GL) and Drain-Lag (DL) measurements, the study of transconductance frequency dispersion, S-parameter measurements, and low-frequency noise measurements.
