The next generation solar cells and optoelectronic sensors require the use of nontoxic, abundant materials which can be deposited using various low-cost techniques. The new all-oxide technology fulfills these criteria. In this technology, all the device layers are deposited using metal-oxide mainly based on copper, zinc, magnesium and aluminum by using new growth techniques that need to be comprehensively understood and mastered. The heterostructures forming the optoelectronic device are composed by at least four thin layers that are prepared at different conditions including the deposition temperature and precursor solutions. The incompatibility of the deposition conditions introduces a high density of defects, particularly at
the heterointerfaces, that negatively impact the performances of the final device. In addition, in these new materials, phase separation can occur in the layers bulk and introduces different type of defects that have similar effect on the device performances. To address these two main challenges, related to the high density of defects at the heterointerfaces and the phase separation, it is necessary to understand and quantify the impact of these defects and unwanted phase on the optoelectronic properties of the devices. Using the numerical simulation approach dramatically decrease the process optimization time and permit to have a clear and rigorous guideline for the preparation of the actual device.

Two main simulation tasks are crucial to achieve this goal. First, it is necessary to develop a precise model and numerically implement it to study the grain boundaries and their impact of the optoelectronic properties. Second, to address the heterointerface defects, we propose to model and simulate passivation of the active layer. Indeed, a passivation layer will create a physical barrier between the active layer and the top layer to prevent chemical reaction and atomic diffusion during and after the deposition and thus will reduce the defect density and/or their impact on the transport properties. The conduction through this very thin and high bandgap passivation layer is achieved through carrier tunneling that we will systematically include in models and simulation. We will implement a simulation procedure considering realistic parameters and including the passivation layer, grain boundaries and multiple phases in the bulk, and using realistic tunneling models. After the development of models and simulation code addressing the two challenges (heterointerface / grain boundaries defects and phase separation), the second step of this thesis project will focus on the development of numerical optimization of the whole heterostructure. In this second step of the thesis, the development of a specific optimization procedure for the all-oxide devices will give a guideline for the actual deposition of passivated and low-defect heterostructure. The realization of the numerically optimized structure will be conducted. Our main objective in this modeling research work is practical development of novel all-oxide devices, mainly for photovoltaics and optoelectronic sensors, which incorporates passivation layer.
